We present details of the performance of GaInAs VCSEL arrays producing cw powers in excess of 80W from a 5mm by 5mm array with power densities greater than 320W/cm2. The maximum power conversion efficiency of the arrays was more than 32%. Spectral width of the emission at 978-nm was less than 2-nm FWHM over the entire operating range indicating that the total temperature variation over the array was less than 3 degrees C at full power with all elements driven in parallel. Far field emission of the array was circular with full angle divergence of 13.2 degrees FWHM at 80W.
